The effects of irradiation with electrons having energies in the range 0.7–1.7 MeV on the dark conductivity and the network of hydrogenated amorphous silicon (a-Si:H) thin films have been studied. The dark conductivity measurements show that electron irradiation leads to a degradation in the dark conductivity, with the degradation being greater at lower electron energies. The Raman results suggest that the irradiation induces structural defects in the a-Si:H films, with the lower energy electrons producing more disorder in the amorphous network.  相似文献

Abstract

The long-time transient photocurrent decay in annealed and light-exposed P-doped a-Si: H is examined experimentally and by numerical modelling. The decay is a dispersive power law with sublinear index, extending to times longer than 1s, and the decay rate increases with temperature. Light exposure dramatically decreases the decay amplitude but does not affect the rate of decay. The phenomenon is discussed in terms of a comprehensive multiple-trapping model in which transport of thermalized electrons is essentially non-dispersive, and recombination of free carriers via defects is dispersive, owing to continued thermalization of excess holes. The slower recombination step is free-hole capture by D? states, while the decay of the total excess ensemble is controlled by hole release from valence-band tail traps. The index of the excess photoelectron decay provides information on the valence-band tail states, which are exponentially distributed, with a characteristic energy estimated as 0·06 eV.  相似文献

Space-charge-limited current measurements in the dark and under illumination offer the means of obtaining the density of states N(E) and their capture cross-sections s(E) in a range of energy E above the equilibrium Fermi level in hydrogenated amorphous silicon (a-Si:H) n+–i–n+ structures. N(E) and s(E) have been measured in the energy region from 0.65 to 0.5?eV below the conduction-band edge E c. The decrease on s(E) observed as the energy E increases agrees with recent observations and is attributed to the coexistence of two types of defect having different capture cross-sections. This is confirmed by light soaking of a-Si:H which makes the defects with high s(E) predominant.  相似文献

Abstract

A hydrogen plasma introduced during the interrupting interval when alternating two gases affects the properties of a-Si:H/a-Si1-xNx:H superlattices resulting in the creation of fewer interface defects than the superlattices prepared without the hydrogen plasma.  相似文献

Abstract

Arsenic doping of hydrogenated amorphous silicon (a-Si: H) from a solid source in a remote hydrogen plasma reactor is reported. Arsenic incorporation in the deposited films was directly demonstrated with secondary-ion mass spectrometry, and doping efficiency was determined from d.c. conductivity. The electronic properties of the doped films were indistinguishable from those of conventional r.f. glow discharge deposited a-Si:H. The technique should be applicable to other dopant and alloying elements  相似文献

Abstract

It has been established that dislocation mobilities in GaAs are reduced by In doping. This reduction operates mainly on defects exhibiting at least one α (As core) partial dislocation. We discuss here the different interactions between In and α partials which can occur. We propose interstitial In incorporated on dangling bonds as responsible for the observed reduction in mobility. The role of temperature and stress is also discussed.  相似文献

The puzzling existence of a sharp low-temperature (T = 400°C) H evolution peak in compact hydrogenated amorphous silicon (a-Si : H) films deposited 'on the edge of crystallinity' is examined. From infrared absorption and X-ray diffraction (XRD) measurements, we show that none of the standard methods used to explain the existence of this peak in a-Si : H materials is applicable to the present films. From the Si-H wag-mode peak frequency, we postulate the existence of very small Si crystallites contained within the amorphous matrix. While the crystallite volume fraction is too small to be detected by XRD in the as-grown films, crystallization is observed for this material at anneal temperatures as low as 500°C. It is proposed that these crystallites catalyse the crystallization of the remainder of the amorphous matrix upon moderate annealing, enabling H surface desorption and H2 out-diffusion to the sample surface along newly formed grain boundaries at low anneal temperatures.  相似文献

A new type of material consisting of an amorphous silicon matrix, in which silicon nanoparticules are embedded, has recently been obtained. This material, named polymorphous silicon (pm-Si), exhibits enhanced transport and stability properties with respect to hydrogenated amorphous silicon (a-Si:H). In order to progress in the understanding of such improved properties, we combine space-charge-limited current and space-charge relaxation measurements which allow us to show that the density of states at the Fermi level and their capture cross sections in pm-Si are at least ten times and five times lower respectively than in a-Si:H. This is in good agreement with photoconductivity results.  相似文献

Pigeons were trained on a delayed discrimination task in which they were rewarded for pecking a white terminal stimulus (TS) presented 5 sec after a green initial stimulus (IS) and for not pecking the white TS when it followed a red IS. Each bird bridged the memory interval (MI) with overt mediational behaviors. Nevertheless, sustained retroactive interference (RI) effects were produced by houselight illumination (Experiments 1 and 3), and mild shock pulses (Experiment 5) but not white noise (Experiment 2) presented during the MI. Although the magnitude of the light-induced RI effect was proportional to the duration of houselight illumination (Experiment 4), the beginning-end effect described by W. A. Roberts and D. S. Grant (Journal of Experimental Psychology: Animal Behavior Processes, 1978, 4, 219–236) was not observed. These results not only attest to the between-task robustness of both light-induced RI and modality-specific effects with pigeons, but also support the hypothesis that RI effects result from the disruption of mediational activities possibly analogous to rehearsal. The results further demonstrate that an event interpolated within the MI need not be unexpected or novel to produce RI. Furthermore, the interpolated event can produce modality-specific RI effects even though it effects a different sense than do the IS and TS.  相似文献

The equilibrium locations of boron on the steps of the Si(100) surface have been studied using the Hartree-Fock method at the semiempirical level. The step is represented by a cluster of silicon atoms whose dangling bonds are saturated by hydrogen atoms. The boron impurity is moved in the step in substitutional and interstitial positions and the optimal configuration of the step containing the impurity is evaluated from a steepest-descent energy minimization. The study focuses on the dependence of the properties of the boron-step interaction on the shape of the step. These effects are analysed in the light of the features of boron absorbed on the flat surfaces and in the bulk, which have been widely studied.  相似文献

Although it is now well established across diverse samples that the frequency of offending ‘decays’ as distance from the home/base increases, it remains unclear what form of decay function best characterises this relationship. Different forms of decay function reflect different patterns and rates of decrease in the likelihood of offending as distance from the home/base increases. These different patterns imply rather different underlying psychological processes. Therefore, considerations of the particular function characterising distance decay elucidate explanations of offender spatial behaviour. To bring to light the possible psychological and behavioural processes inherent in offending distance decay, the present study examined the fit of logarithmic, negative exponential, and quadratic decay functions to the distribution of the distances travelled to offend by a sample of 70 prolific burglars from the UK. It is argued that these functions are consistent with the operation of perceptual processes of magnitude estimation, friction or effort effects, and the influences of cost‐benefit assessments, respectively. The results indicate that offending distance decay patterns most closely fit the logarithmic function, consistent with Stevens' perceptual processes of distortion in magnitude estimation, whilst not ruling out additional processes relating to the increased effort required in travelling greater distances to offend. Because most geographical profiling systems are built upon the distance decay function, the impact of utilising the different forms of function on the accuracy of geographic profiles was also assessed utilising ‘search cost’ calculations. The results showed little impact of applying different decay functions. Thus, whilst the decay function does have important theoretical implications for understanding offender spatial behaviour, it is noted that the particular variant used does not significantly impact on the effectiveness of geographical profiling systems as they currently exist. Three pigeons were exposed to a positive automaintenance procedure in which each trial began with a brief tone followed by the transillumination of a small central area of the response key for 10 sec. Key illumination was followed by food on 100%, 50%, 25%, 12.5%, and 0% of the trials. The effects depended on the dependent variable observed. The mean rate of responding during key illumination rapidly increased and then decreased slightly as the percentage of key illuminations paired with food increased. The number of key illuminations during which at least one response occurred increased as a negatively accelerating function of the percentage of key illuminations paired with food, and the mean latency to the first response during the key illuminations decreased as a negatively decelerating function of the percentage condition. The mean rate of sustained responding during key illumination was not systematically affected by changes in the percentage conditions.  相似文献

How can shared music preferences create social bonds between people? A process model is developed in which music preferences as value-expressive attitudes create social bonds via conveyed value similarity. The musical bonding model links two research streams: (a) music preferences as indicators of similarity in value orientations and (b) similarity in value orientations leading to social attraction. Two laboratory experiments and one dyadic field study demonstrated that music can create interpersonal bonds between young people because music preferences can be cues for similar or dissimilar value orientations, with similarity in values then contributing to social attraction. One study tested and ruled out an alternative explanation (via personality similarity), illuminating the differential impact of perceived value similarity versus personality similarity on social attraction. Value similarity is the missing link in explaining the musical bonding phenomenon, which seems to hold for Western and non-Western samples and in experimental and natural settings.  相似文献

Abstract

We find that the photo-induced excess conductivity (persistent photoconductivity, PPC) in doping-modulated hydrogenated amorphous silicon (a-Si: H) is thermally activated for exposure temperatures above 220 K in agreement with Kakalios and with Hundhausen and Ley. However, we find a temperature regime between 80 and 220 Kin which the PPC measured at 300 K is independent of excitation temperature. Whether the PPC is excited in the thermally activated regime above 220 K or in the temperature-independent regime, the annealing occurs at 410 K. The pre-exponential factor and the activation energy of PPC are related by the Meyer-Neldel rule independent of the excitation temperature.  相似文献

We have used a null method to measure the orientation-contingent aftereffects of color first described by McCollough. After alternately inspecting, for example, a green horizontal line grating and a magenta vertical line grating, the Os report that in achromatic test gratings the horizontal lines appear pinkish and the vertical lines appear greenish. We have used a special color-mixing projector to add variable amounts of green and magenta light to the test gratings until they appear matched and nearly achromatic. The colorimetric purity needed to achieve this null setting is a quantitative measure of the strength of the colored aftereffect. Following inspections of the colored patterns ranging from 15 sec to 150 min, six Os showed aftereffects lasting from a few minutes to 7 or more days. The indices of colorimetric purity increase with inspection time and decline with time after inspection. The decay function is not quite linear either on semilog or on log-log coordinates. The rate of decay is mainly dependent on the magnitude of the effect built up during inspection. We conclude that the buildup and decay of these aftereffects show some of the time characteristics usually associated with central adaptability rather than sensory adaptation.  相似文献

Human observers estimate the illumination direction of rough surfaces rather precisely. When surfaces are rough, the illumination generates visible "texture" from differential shading at the level of the roughness, whereas differential illumination at the level of significant global surface curvature leads to the more familiar "shading". The shading is used in conventional shape-from-shading (SFS) algorithms, which ignore the illumination texture cue. Because of this simplification, SFS algorithms are typically formulated as global problems (partial differential equations, etc.). Human observers are likely to apply different methods than do these conventional SFS algorithms, however. When the roughness is not isotropic, one expects systematic errors in the visual detection of illumination direction, conceivably giving rise to erroneous shape estimates. Here we addressed this issue through systematic psychophysics on illumination direction detection as a function of the roughness anisotropy. Our expectations were fully borne out, in that the observers committed the predicted systematic errors. These results are precise enough to allow the inference that illumination direction detection is based on second-order statistics--that is, of edge detector (rather than line detector) activity.  相似文献

Photo-induced phenomena in glasses excited by two-photon absorption have been studied and compared with those produced by bandgap illumination. The two-photon excitation of As2S3 gives a refractive-index increase, unaccompanied by photodarkening. Raman-scattering spectra show that the excitation increases the density of ‘wrong’ bonds. These observations are discussed and compared with photo-induced changes in SiO2.  相似文献

The apparent strength of subjective contours was investigated as a function of illumination level, figure size, and viewing distance. Magnitude estimation, with a real contour standard as the modulus, was used to measure the perceived strength of the illusory contours. It was found that illumination level and retinal size are both powerful determinants of the apparent strength of subjective contours, generating magnitude estimates varying from 20% to 96% of the strength of the real contour modulus. Particularly strong subjective contours were reported for figures of small retinal size (1.2 to 4.8 deg) under very dim illumination (.10 log lx).  相似文献

To understand the direct correlation between photodarkening (PD) and photoinduced defect creation (PDC) observed in amorphous chalcogenides, in situ simultaneous measurements of PD and photocurrent (PC) have been performed on amorphous As2Se3 films. The time evolution of PD and PDC during light excitations are empirically described by a stretched exponential function; 1 ??exp[?(t/τ) β ], where τ is the effective response time and β the dispersion parameter. The value of τ for the PDC is very much smaller than that for the PD, suggesting that there is no direct correlation between the two.  相似文献
